Low-frequency vibrational spectroscopy in SiC polytypes

Abstract

An IR absorption study of p- and n-type SiC samples below the optical phonon bands shows the coexistence of impurities and defect local modes with folded acoustic modes of the SiC polytypes. The local mode results are compared with nb initio calculations and the acoustic modes with Raman scattering results.
